Abstract: | Předkládaná diplomová práce se zabývá, v úvodu, shrnutím současného stavu technologie reaktivního magnetronového naprašování. Stručně prochází historický vývoj, moderní poznatky a problémy naprašovacího procesu. V další části práce je popsán přístup k numerické simulaci transportu reaktivního plynu uvnitř vakuové komory pomocí Monte Carlo metod. Následně je popsán návrh algoritmu numerické simulace transportu částic a příslušný užitý matematický model, při uvažování pouze kinetických interakcí reakčního plynu, a zanedbání vlivu přítomnosti plazmatu během naprašovacího procesu. Na konci práce jsou prezentovány výsledky simulací a diskuze, rozebírající vliv tlaku, velikosti průtoku a vzdálenosti výpusti napouštěcího zařízení reaktivního plynu na prostorové rozložení hustoty reaktivního plynu a rozložení dopadů na substrát a terč ve stacionárním stavu. |
Abstract in different language: | The presented diploma thesis, at the beginning, focuses on the theory reactive magnetron sputtering. It briefly discusses historical development, modern trends and possible issues with the application of the technology. In the next part, it describes a model using Monte Carlo methods for numerical simulation of the problem of reactive gas transport inside a vacuum chamber. The model assumes only kinetic interactions between the inert gas and the reactive gas in the vacuum chamber, and omits effects of plasma discharge induced in the chamber. In the next part, an algorythm, used for the gas transport simulation, is discussed and presented. In the final chapter, results from the numerical simulations are presented, and influence of gas pressure, flow rate of the reactive gas and the distance of the reactive gas inlet from the target are discussed. |
